按目前IGBT技術,1200V的IGBT硬開關到50KHz,的確有些困難.做得好的IGBT,在600V時頻率到80-100Khz,900V時勉強可以到50Khz,到了1200V時大多降到30以下了.即使電流降額更多,也很難實現.樓主的700V耐壓具體指的是什么,不知是否可以用900VIGBT一試.
